Co-assembled perylene/graphene oxide photosensitive heterobilayer for efficient neuromorphics

Zhang He-Shan,Dong Xue-Mei,Zhang Zi-Cheng,Zhang Ze-Pu,Ban Chao-Yi,Zhou Zhe,Song Cheng,Yan Shi-Qi,Xin Qian,Liu Ju-Qing,Li Yin-Xiang,Huang Wei

Neuromorphic electronics, which use artificial photosensitive synapses, can emulate biological nervous systems with in-memory sensing and computing abilities. Benefiting from multiple intra/interactions and strong light-matter coupling, two-dimensional heterostructures are promising synaptic materials for photonic synapses. Two primary strategies, including chemical vapor deposition and physical stacking, have been developed for layered heterostructures, but large-scale growth control over wet-chemical synthesis with comprehensive efficiency remains elusive. Here we demonstrate an interfacial coassembly heterobilayer films from perylene and graphene oxide (GO) precursors, which are spontaneously formed at the interface, with uniform bilayer structure of single-crystal perylene and well-stacked GO over centimeters in size. The planar heterostructure device exhibits an ultrahigh specific detectivity of 3.1 × 10 13 Jones and ultralow energy consumption of 10 −9  W as well as broadband photoperception from 365 to 1550 nm. Moreover, the device shows outstanding photonic synaptic behaviors with a paired-pulse facilitation (PPF) index of 214% in neuroplasticity, the heterosynapse array has the capability of information reinforcement learning and recognition.

CsPbBr3 QDs Employed as Gate to Fabricate an Artificial Photosynapse

Yubo Peng,Xudong Jin,Pingjun Zeng,Min Zhao,Zhipeng Gao,Jian-long Ji,Xiaona Li,Weiyi Chen

Recently, artificial photosynapses have attracted much attention from researchers because they have the ability to perceive, process, and remember information about the external environment, which can greatly improve the efficiency of visual information processing. This work prepared the artificial optical synaptic transistors based on organic electrochemical transistors (OECTs) and CsPbBr3 quantum dots (QDs) synthesized at room temperature. The fabricated device here could successfully imitate the visual functions by mimicking the important synaptic features such as excitatory postsynaptic currents, paired-pulse facilitation, spiking-rate-dependent plasticity, spiking-number-dependent plasticity, and short-term memory to long-term memory transition. Employing the device, we also simulated the capabilities of the human visual system of light adaptation, image recognition, and preprocessing. The investigations in this work indicated that CsPbBr3 QDs have a high potential application in fabricating artificial photosynapses of the type of OECTs to imitate human vision due to the simpler fabrication process.

Photodetection-Photosynapse Multimodal Integrated Device for Synergistic Applications in Encrypted Optical Communication and Image Processing

Tongzhou Wei,Haohong Jiang,Yuanhong Hu,Qiaoming Zhang,Liangqin Zeng,Junjie Guo,Lixiang Chen,Xingwen Tan,Ping Chen,Yanlian Lei

Integrating photodetector and photosynapse functions into a single device is crucial for advancing image perception in neuromorphic visual systems. However, the disparity in response speeds between these functionalities poses significant challenges for multimodal integration. Here, a multimodal optoelectronic device is presented based on a copper(I) thiocyanate (CuSCN)/poly(N-vinylcarbazole) (PVK):Y6 composite heterojunction, achieving ultraviolet (UV)-detection, UV-synapse, and near-infrared (NIR)-detection modes. The device allows seamless switching between modes by precisely tuning the operational voltage and/or adjusting the excitation light wavelength. The charge trapping at the CuSCN/PVK interface, coupled with the controllable movement of photogenerated carriers, enables this multimodal operation. Most importantly, through the synergistic interaction between modes, two optoelectronic applications are demonstrated: frequency-selective photoresponse for encrypted optical communications and NIR-assisted enhancement for image recognition. This work not only provides a straightforward method for multimodal operation within a single device but also highlights the potential for synergistic applications in artificial vision systems.

Two-Dimensional Perovskite Bi2WO6 for Multifunctional Electronic and Optoelectronic Devices

Yong Zhang,Ruan Zhang,Zuxin Sun,Lingling Xia,Yatong Wang,Jian Yuan,Pin Zhao,Lin Wang

Two-dimensional (2D) oxide perovskites show great potential as candidates for next-generation electronic and optoelectronic devices. For the first time, 2D ferroelectric perovskite Bi2WO6 (BWO) is used for engineering multifunctional electronic and optoelectronic devices, including transistor, photodetector, and photosynapse devices. The well-defined BWO nanosheets (Eg ≈ 2.75 eV) are synthesized by the chemical vapor deposition method and exhibit distinct out-of-plane and in-plane ferroelectric polarization. The individual BWO nanosheet device shows significant n-type transistor characteristics with a clockwise hysteresis. Meanwhile, the individual BWO nanosheet device can emulate light-induced synaptic functions such as “learning-forgetting-relearning” behavior. Furthermore, the individual BWO nanosheet photodetector exhibits outstanding photodetection performance at 3 V at 350 nm, including high responsivity (27.2 A W–1) and high detectivity (6.9 × 1011 Jones). This work not only provides a new candidate for 2D electronic and optoelectronic devices for various applications but also lays down the foundation for the future development of integrated sensing, storage, and neuromorphic computing devices.

Ultralow Power Optical Synapses Based on MoS2 Layers by Indium-Induced Surface Charge Doping for Biomimetic Eyes

Yunxia Hu,Mingjin Dai,Wei Feng,Xin Zhang,Feng Gao,Shichao Zhang,Biying Tan,Jia Zhang,Yong Shuai,YongQing Fu,PingAn Hu

Biomimetic eyes, with their excellent imaging functions such as large fields of view and low aberrations, have shown great potentials in the fields of visual prostheses and robotics. However, high power consumption and difficulties in device integration severely restrict their rapid development. In this study, an artificial synaptic device consisting of a molybdenum disulfide (MoS 2 ) film coated with an electron injection enhanced indium (In) layer is proposed to increase the channel conductivity and reduce the power consumption. This artificial synaptic device achieves an ultralow power consumption of 68.9 aJ per spike, which is several hundred times lower than those of the optical artificial synapses reported in literature. Furthermore, the multilayer and polycrystalline MoS 2 film shows persistent photoconductivity performance, effectively resulting in short-term plasticity, long-term plasticity, and their transitions between each other. A 5 × 5 In/MoS 2 synaptic device array is constructed into a hemispherical electronic retina, demonstrating its impressive image sensing and learning functions. This research provides a new methodology for effective control of artificial synaptic devices, which have great opportunities used in bionic retinas, robots, and visual prostheses.
