Ultralow Power Optical Synapses Based on MoS2 Layers by Indium-Induced Surface Charge Doping for Biomimetic Eyes

Yunxia Hu,Mingjin Dai,Wei Feng,Xin Zhang,Feng Gao,Shichao Zhang,Biying Tan,Jia Zhang,Yong Shuai,YongQing Fu,PingAn Hu

Biomimetic eyes, with their excellent imaging functions such as large fields of view and low aberrations, have shown great potentials in the fields of visual prostheses and robotics. However, high power consumption and difficulties in device integration severely restrict their rapid development. In this study, an artificial synaptic device consisting of a molybdenum disulfide (MoS 2 ) film coated with an electron injection enhanced indium (In) layer is proposed to increase the channel conductivity and reduce the power consumption. This artificial synaptic device achieves an ultralow power consumption of 68.9 aJ per spike, which is several hundred times lower than those of the optical artificial synapses reported in literature. Furthermore, the multilayer and polycrystalline MoS 2 film shows persistent photoconductivity performance, effectively resulting in short-term plasticity, long-term plasticity, and their transitions between each other. A 5 × 5 In/MoS 2 synaptic device array is constructed into a hemispherical electronic retina, demonstrating its impressive image sensing and learning functions. This research provides a new methodology for effective control of artificial synaptic devices, which have great opportunities used in bionic retinas, robots, and visual prostheses.

Ultra-low power consumption flexible sensing electronics by dendritic bilayer MoS2

Lei Luo,Jiuwei Gao,Lu Zheng,Lei Li,Weiwei Li,Manzhang Xu,Hanjun Jiang,Yue Li,Hao Wu,Hongjia Ji,Xuan Dong,Ruoqing Zhao,Zheng Liu,Xuewen Wang,Wei Huang

Two-dimensional transition metal dichalcogenides (2D TMDs) are promising as sensing materials for flexible electronics and wearable systems in artificial intelligence, tele-medicine, and internet of things (IoT). Currently, the study of 2D TMDs-based flexible strain sensors mainly focuses on improving the performance of sensitivity, response, detection resolution, cyclic stability, and so on. There are few reports on power consumption despite that it is of significant importance for wearable electronic systems. It is still challenging to effectively reduce the power consumption for prolonging the endurance of electronic systems. Herein, we propose a novel approach to realize ultra-low power consumption strain sensors by reducing the contact resistance between metal electrodes and 2D MoS 2 . A dendritic bilayer MoS 2 has been designed and synthesized by a modified CVD method. Large-area edge contact has been introduced in the dendritic MoS 2 , resulting in decreased the contact resistance significantly. The contact resistance can be down to 5.4 kΩ μm, which is two orders of magnitude lower than the conventional MoS 2 devices. We fabricate a flexible strain sensor, exhibiting superior sensitivity in detecting strains with high resolution (0.04%) and an ultra-low power consumption (33.0 pW). This study paves the way for future wearable and flexible sensing electronics with high sensitivity and ultra-low power consumption.

Ultralow-power consumption photonic synapse transistors based on organic array films fabricated using a particular prepatterned-guided crystallizing strategy

Zihong Shen,Zunxian Yang,Yuanqing Zhou,Yuliang Ye,Bingqing Ye,Qiaocan Huang,Wenbo Wu,Hongyi Hong,Zeqian Hong,Zongyi Meng,Zhiwei Zeng,Songwei Ye,Zhiming Cheng,Qianting Lan,Jiaxiang Wang,Ye Chen,Hui Zhang,Tailiang Guo,Yun Ye,Zhenzhen Weng,Yongyi Chen

Artificial photonic synapses, owing to their high sensitivity, low power consumption, and integration of sensing and memory, have aroused comprehensive discussion and have been developed into devices used as the new sensors for the Internet of Things (IoT) and artificial neural networks (ANNs). Colossal energy consumption may be one of the factors hindering the development of neuromorphic computing. Herein, ternary component organic array films of TIPS-pentacene, polystyrene, and CsPbBr3 perovskite quantum dots (QDs) are effectively developed to fabricate photonic synaptic transistors. The patterned organic thin films prepared by the solution processes can be distinctly controlled in the crystallographic orientation using a pre-patterned-guided crystallizing strategy and the corresponding transistor of TIPS-pentacene with mobility over 1 cm2 V−1 s−1 is successfully achieved. On this basis, the ternary composite film exhibits synaptic behaviours from short-term plasticity (STP) to long-term plasticity (LTP), including paired-pulse facilitation (PPF), spike-time-dependent plasticity (STDP), spike-number-dependent plasticity (SNDP), spike-frequency dependent plasticity (SFDP) and light-potentiation/electric-depression. Benefiting from the improved material compatibility and film-forming properties of small molecule semiconductors and perovskite QDs with polymer polystyrene, our synapses still exhibit prominent synaptic features at a low power consumption of 0.036 fJ. Utilizing time-dependent plasticity, the synaptic device stimulated by a series of light signals realizes wireless optical communication. In addition, the pattern recognition function by ANNs is verified. This work provides a feasible fabricating path to patterned array film-based photonic synapses for the next generation human–computer interaction sensors.
