Two-dimensional (2D) InZnO (IZO) is a typical and potential transparent conductive oxide for next-generation flexible transparent electronic displays due to its high flexibility, transparency, and high mobility characteristics. In this study, a liquid metal printing method is proposed to prepare atomically thin 2D IZO with controllable composition. Unlike the oxidation process where In dominates the surface oxidation in the liquid In–Sn alloy, the surface oxidation process of the liquid In–Zn alloy is dominated by Zn. Furthermore, the oxidation behavior displays clear characteristics of both competitive and synergistic oxidation. This unique feature allows precise control of the ZnO content in 2D In2O3, with Zn content in the film adjustable from 4 at% to 82 at%. Additionally, despite the incorporation of Zn, the film maintains a visible light transmittance of over 99%. As the Zn content in the 2D IZO film increases, the current on/off ratio of the transistor initially decreases and then increases, reaching a maximum of 104, while the field-effect mobility consistently improves. After covering the 2D IZO back channel with 2D Ga2O3, a significant enhancement of field-effect mobility is further achieved due to the interface modulation. The findings of this study provide new insights into the oxidation behavior of indium-based liquid alloys and present a novel route for synthesizing 2D IZO thin-film semiconductor materials with varied compositions. This research offers valuable guidance for the development of advanced materials in the field of transparent electronics.

High sensitivity, highly integrated, low-power consumption, and highly flexible pressure sensors are essential for applications in fields such as electronic skin, smart robotics, and human-AI interaction. In this study, a highly sensitive integrated pressure sensor was prepared on a flexible PI substrate which includes a thin-film transistors (TFTs)-based amplifier with a P(VDF-TrFE)/BaTiO3 piezoelectric composite sensing unit. The sensing unit is connected to the extended gate of one In-doped ZnO (IZO) TFT, while the other IZO TFT serves as a load resistor for the amplifier. The integrated sensor can directly convert an external pressure applied to P(VDF-TrFE)/BaTiO3 composite into a voltage (or current) signal and amplify it without an additional charge amplifier. The results indicate the integrated sensor exhibits a low power consumption of 100 ~ 200 μW, a high sensitivity of 0.64 V/kPa, and a rapid response time of 20 ms. The integrated sensor can be used to detect human movements and vital signs in real time, such as finger bending and stretching, pulse, and vocal cord vibrations, suggesting that the integrated sensor has a great deal of promise for application in wearable health monitoring systems.

Recombination layer engineering is a key enabler in monolithic perovskite/silicon tandem solar cells, where charge extraction and optical management must be simultaneously optimized. In this study, we introduce a composite Ti 3 C 2 T x MXene/indium zinc oxide (IZO) interlayer as a tunable recombination layer to enhance both electrical and optical performance in two-terminal tandem architectures. The interlayers were fabricated by integrating few-layer Ti 3 C 2 T x MXene flakes into an IZO matrix, forming a conductive yet transparent network. Systematic tuning of MXene content revealed that the sample with 10 vol% (MX-10) offered a low resistivity (∼1.69 mΩ·cm), and high optical transmittance. EIS and TRPL analyses demonstrated improved charge recombination dynamics and enhanced carrier extraction. When implemented in monolithic tandems, the MX-10-based device achieved a PCE of 26.67%, outperforming the ITO-based control device (24.40%), with improved J SC and FF. Long-term stability testing over 1000 hours under continuous illumination revealed only 9.5% degradation in MX-10 devices, confirming the material's promise for practical applications. Our findings highlight the synergistic role of MXene and IZO in constructing an efficient, transparent, and stable interfacial layer for next-generation tandem photovoltaics.

Ultrathin flexible organic solar cells (OSCs) have garnered widespread attention in wearable electronic devices for their lightweight and excellent conformability. Silver nanowires (AgNWs) are one of the most widely used bottom electrodes because of their high conductivity and transmittance. However, the high roughness of AgNWs on the flexible substrate exerts adverse effects on device performance. To address this critical issue, a bilayer electron-transport-materials (ETMs) strategy consisting of an indium-doped zinc oxide (IZO) and a pristine ZnO is developed. The IZO is utilized as the first layer of ETM, which can effectively fill voids in AgNWs to form a high-conductive composite electrode. The ZnO is used as the second layer of ETM, facilitating charge extraction. The ultrathin flexible OSCs prepared based on the gradient bilayer ETMs can achieve a power conversion efficiency (PCE) of 16.1%, associated with improved mechanical stability, showing a PCE retention of 93% after 10 000 bending cycles ( R = 1 mm) and 82% under 1000 compression (30%)-release cycling test. To the best of knowledge, it's one of the highest efficiency for ultrathin (less than 10 μm) flexible OSCs based on the solution-processed electrodes. This work will provide a new avenue for fabricating high-performance and mechanically robust ultraflexible ITO-free OSCs.
