MAPbBr3 single crystal (SC) thin layer was successfully grown on MAPbCl3 SC substrate to form perovskite SC heterojunction. Planar structure electrodes are deposited by thermal evaporation on the surfaces of MAPbCl3, MAPbBr3, and SCs heterojunction, respectively to evaluate their photoelectric performance. The SC heterojunction device exhibits excellent unidirectional conductivity in the voltage-current curves. Meanwhile, the current–time curves prove that SC heterojunction devices can effectively utilize the advantages of MAPbCl3 and MAPbBr3, possessing relatively low dark current (∼300 nA), which is comparable to the dark current of MAPbCl3, but very high photocurrent (∼3500 nA), which is equivalent to the photocurrent of MAPbBr3. Rather than the photocurrent overshot and decay occurring at the exposure of light illumination in the MAPbBr3 device, the photocurrent is extremely stable without overshot and decay in the SC heterojunction device. The light-to-dark ratio of the SC heterojunction device is twice that of MAPbCl3 device and three times that of MAPbBr3 device. Furthermore, the detectivity of the heterojunction device reaches as high as \sim\!\!{\text{7}} \times {\text{1}}{{\text{0}}^{{\text{11}}}}{\text{ Jones}}, an order of magnitude higher than MAPbCl3 and MAPbBr3. The excellent characteristics of SC heterojunction further expand the practical application prospect of perovskite materials.

Organic–inorganic hybrid MAPbCl 3 perovskite (MA + = CH 3 NH 3 + ) in UV photodetection is drawing interest due to its superior semiconductor properties and UV-matchable optical bandgap. However, MAPbCl 3 -based photodetector targeting high-performance polarized light detection has remained unexplored due to the isotropic structure of MAPbCl 3 . The photovoltaic effect in the heterojunction, which shows an angle dependence on light polarization, provides opportunities to break the restriction of intrinsic structure for realizing polarization-sensitive photodetection. Herein, an effective strategy is reported to realize high-performance polarization-sensitive UV photodetection by constructing a heterojunction with two isotropic materials MAPbCl 3 and Silicon (Si). Emphatically, the photovoltage in MAPbCl 3 /Si heterojunction changes with the angle of polarized light with the maximum (minimum) value of 0.15 V (0.05 V), originating from the built-in electric field. More interestingly, driven by the photovoltage, the device thus exhibits a large polarization ratio ( I max / I min ) of 2.9 at 377 nm under the self-driven mode. Besides, the present device also delivers high-performance photodetection in UV region owing to the superior photoresponse of MAPbCl 3 , including a high detectivity ( D* ) of 2.93 × 10 11 Jones, a superior responsibility of 8 mA W –1 , a substantial switching ratio of 900, and an ultrafast response speed of 40/98 µs at 0 V bias. This work opens a new avenue for high-performance polarization-sensitive photodetection by utilizing angle-dependent photovoltage effect.

Halide perovskites have emerged as highly promising materials for light absorption and emission, with significant potential in photovoltaics and optoelectronics. However, unintentional self-doping in solution-processed lead halide perovskite single crystals often degrades photodetector performance. In this study, we present an innovative precursor engineering approach aimed at controlling the self-doping characteristics of perovskite materials by optimizing the stoichiometry of the precursors. By precisely adjusting the PbCl2/MACl (MA = CH3NH3+) ratio, we achieved remarkable enhancements in MAPbCl3 single crystal performance. The crystal with a PbCl2/MACl molar ratio of 0.85 exhibited exceptional properties, including a high resistivity (2.7 × 108 Ω cm), outstanding carrier mobility (116.1 cm2 V−1 s−1), and ultralow trap state density (9.03 × 108 cm−3). Additionally, the fabricated MAPbCl3 single crystal ultraviolet photodetector (vertical architecture) demonstrated a high responsivity of 105 mA W−1 at 365 nm, with ultrafast response speed (rise time: 38.2 μs, fall time: 61.4 μs), surpassing all previously reported MAPbCl3 single crystal-based devices. These results highlight the superior quality of the optimized crystals, demonstrating their potential for use in high-performance optoelectronics and advancing perovskite integration into next-generation photonic and electronic technologies.

As one of the commonly used methods for surface passivation of semiconductors, a heterostructure method was developed in this work to passivate surface traps of CsPbBr3 single crystals (SCs), and further, this method was correlated with carrier recombination processes. Herein, carrier recombination processes in bare and [MAPbCl3]0.34[CsPbBr3]0.66-covered CsPbBr3 SCs were studied using time-resolved spectroscopic techniques, including steady-state and time-resolved photoluminescence (TRPL) spectroscopy and time-resolved microwave photoconductivity (TRMC). By comparing the kinetics of TRPL and TRMC, we concluded that surface hole-trapping process dominates the TRPL kinetics of bare CsPbBr3 SCs and surface electron-trapping process dominates the slower decay component in TRMC. By studying carrier recombination processes of CsPbBr3 SCs with and without choline bromide (CB) additives, we found that the use of CB could introduce additional surface electron and hole traps. For CsPbBr3 SCs with a shell, we observed charge carrier transfer from the shell to the CsPbBr3 crystal. We found that the [MAPbCl3]0.34[CsPbBr3]0.66 shell can reduce the electron-trapping and hole-trapping rates by 2.2 times and 5.2 times, respectively, indicating that the [MAPbCl3]0.34[CsPbBr3]0.66 shell can passivate the surface traps of CsPbBr3 crystals effectively.

High quality MAPbCl 3 perovskites were developed using a reliable method to achieve the uniform and well-ordered crystals to reflect the intrinsic properties of the material subsequently. This involved the optimizing parameters such as precursor concentration, temperature, and growth rate to ensure reproducibility and scalability. SEM, TEM and FTIR verified the presence of the desired perovskite phase indicated an average size of 78.33 nm and clear lattice fringes with an interplanar spacing of approximately 0.6213 nm using SEM and TEM images, respectively. FTIR presented the adsorption band around 2991 cm −1 in perovskite, assigned to the CH 3 NH 3 + organic molecular cation's highest frequency of CH 3 and NH 3 stretching vibrations, an integral part of MAPbCl 3 . Raman spectroscopy identified the molecular composition and crystal assembly of the material to understand the phonon modes in MAPbCl 3 , paramount in terms of improving and restructuring it into nanofibers. The simulation results using DFT demonstrated that the computational model well captured MAPbCl 3 ’s structural, electronic, and optical properties. The intricate coupling between the electron density gradients, medium strength, and conduction band structure further validated the robustness of the approach. The achievement of this convergence using a force threshold of 0.01 eV/Å and an energy tolerance of 10 −6 eV confirmed that the structure is optimized to a sufficiently low-energy state. By addressing all critical aspects, from structural optimization to charge density analysis, the results advocate that the computational framework employed is sufficient to comprehensively explain the structure and properties of single crystal MAPbCl 3 nanofibers, ensuring their potential for advanced technological applications.

Recently, halide perovskite materials have shown great potential in photodetection due to their large light absorption coefficient and long carrier diffusion length. In contrast to the reported sandwich-structured devices and single-junction perovskite photodetectors, we demonstrate here a MAPbBr3/MAPbCl3 bulk heterostructure by splicing a MAPbBr3 single crystal and a MAPbCl3 single crystal. Interestingly, the photo-carriers generated from MAPbBr3 and MAPbCl3 can only be extracted when the device is forward and reverse biased, respectively. The capability to read out the photocurrents from the single crystals with different band gaps separately enables dual-band optical detection. In particular, the heterostructure photodetector exhibits a fast on–off switching time on the order of microseconds and peak responsivities of 17 mA W−1 at 450 nm and 7 mA W−1 at 355 nm, respectively. Dual-band photodetection is proved to be useful for dual-wavelength light communications. Our work provides a facile route to construct bulk heterostructures and the wavelength/bias-sensitive rectifier could provide guidance for optical communication modules in the future.
