Mingli Liu,Shuai Liu,Jian Yao,Yu Teng,Lin Geng,Alei Li,Lin Wang,Yunfei Li,Qing Guo,Zongjie Shen,Lixing Kang,Mingsheng Long

In recent years, wide-bandgap semiconductor β-Ga 2 O 3 material has been widely studied because of its excellent properties. Simultaneously, 2D metal oxides (2DMOs) have also become a focus of research owing to their superior stability and unique physical properties arising from quantum confinement effects. Therefore, the exploration of 2D β-Ga 2 O 3 is expected to reveal its novel electrical properties in electronic applications. However, the synthesis of high-quality 2D β-Ga 2 O 3 remains a formidable challenge. Herein, a confined space is constructed to synthesize high-quality 2D β-Ga 2 O 3 nanoflakes by enhancing the control of the kinetics of chemical vapor deposition process. In the device results, it is shown that the grown nanoflakes have excellent switching properties and potential artificial synaptic response characteristics. Based on this premise, an artificial recognition system for handwritten numerals is developed, achieving a peak recognition accuracy of approximately 96%. This system holds significant potential for application within an emerging neuromorphic recognition framework tailored for advanced driver-assistance systems. In this work, a new feasible pathway is provided for the synthesis of 2D non-layered oxides and the potential of 2D oxides in the field of neuroanalog electronics and recognition is shown, thereby advancing the fields of 2D β-Ga 2 O 3 electronics and 2DMOs electronics.

Stretchable, Multiplexed, and Bimodal Sensing Electronic Armor for Colonoscopic Continuum Robot Enhanced by Triboelectric Artificial Synapse

Yuyang Sun,Tao Chen,Dongsheng Li,Hanyang Li,Tianci Ji,Fengxia Wang,Lining Sun,Chengkuo Lee,Huicong Liu

Colonoscopic continuum robots often lack sensing capabilities, risking tissue damage. An ideal robot electronic skin should offer full-body coverage, multiplexing, stretchability, and multifunctionality, but integration is challenging due to the robot's elongated structure. This work presents a stretchable electronic armor (E-armor) with a 3D crosslinked structure that enables 300 mm full coverage while accomplishing multiplexed simultaneous tactile and strain sensing through bioinspired artificial synapse mechanisms. The E-armor integrates 48 tactile sensing points through bilayer co-electrode strategy, reducing wiring while combining triboelectric encoding intelligence with innovative stretchable triboelectric interlinked films (TIFs) to form a triboelectric artificial synapse that generates digitally encoded signal pairs upon contact. A convolutional neural network and long short-term memory network (CNN-LSTM) deep learning framework achieve 99.31% accuracy in identifying multi-point tactile signals. A sodium alginate/polyacrylamide/sodium chloride (SA/PAM/NaCl) conductive hydrogel serves as a strain sensing element, providing excellent stretchability and biocompatibility, and allowing precise inference of bending angles at 12 strain sensing edges. A compliance control strategy coordinates tactile and strain signals to autonomously adjust continuum robot postures while ensuring smooth operation. The digital twin-based 3D visualization interface enhances human–robot interaction by digitally reconstructing both tactile and strain feedback, enabling real-time visualization of the continuum robot's intracolonic posture.

An air-stable two-dimensional perovskite artificial synapse

Jiangdong Gong,Haiyang Yu,Huanhuan Wei,Yongshen Zheng,Chunqing Yuan,Mingxue Ma,Hong Han,Kexin Guo,Jialiang Xu,Wentao Xu

Organometal halide perovskites (OHPs) exhibit extraordinary properties in the emulation of synaptic plasticity in artificial synaptic electronic devices. However, the instability of OHPs has hindered their further application. Here, a novel two-terminal artificial synapse based on two-dimensional perovskite (R-MPEA)1.5PbBr3.5(DMSO)0.5 was developed to address this challenge. Essential biological functions including excitatory post-synaptic current, paired-pulse facilitation, spike-number dependent plasticity, spike-voltage dependent plasticity, spike-duration dependent plasticity, and spike-rate dependent plasticity, have been demonstrated in OHP-based synaptic devices. More importantly, this is the first demonstration of an air-stable OHP-based artificial synapse. The OHP-based synaptic device achieved extremely low energy consumption (∼21 fJ per event) in short-term memory and exhibited good stability at ambient atmosphere over 300 h. These results may open a new avenue for next-generation synaptic electronics and neuromorphic computing.

A Transient and Biocompatible Biomemristor Integrated with NonVolatile Memory and Artificial Synapse

Qi Xue,Ke Zhang,Jianghu Liang,Yu Sun,Xiaonong Zhang,Chun-Chao Chen,Yunwen Wu,Huiqin Ling,Ming Li,Tao Hang

Transient electronics have been intensively studied due to their potential in bio-diagnostics and therapeutic areas. However, most devices only serve as the terminal of data collection and storage, and the clinical decision must rely on doctor analysis, which cannot provide timely warning and treatment when facing an emergency. Thus, it is critically important to build a device integrated with data storage and neuromorphic computing that can operate in physiological environments. In this work, a multifunctional memristor with an Ag/combustion zinc oxide/W structure is proposed. The memristor exhibits reliable digital resistive switching performance, including a uniform switching voltage, stable retention time, and robust on/off ratio. Simultaneously, the conductance-modulation capabilities along with biological synaptic behaviors such as short/long-term plasticity are fulfilled in this memristor. Moreover, a three-layer memristor-based neuromorphic network is constructed to perform pattern recognition and achieves a high accuracy of more than 92.2 percent. Dissolution and cell toxicity tests demonstrate the degradable and biocompatible characteristics of the memristor. This work may provide a feasible strategy to integrate information processing and data storage into one biomemristor and pave the way for innovating artificial synapses in bioelectronics applications.

Controlled growth of Large-Area 2D palladium diselenide with tunable electronic properties for optoelectronics and artificial synapses devices

Mingqiang Liu,Xuefei Liu,Wenjun Xiao,Gang Wang,Degui Wang,Changsong Gao,Yan Wu,Zhen Wang,Abuduwayiti Aierken,Jinshun Bi

Two-dimensional palladium selenide (PdSe 2 ) is a promising material for next-generation optoelectronic and neuromorphic applications due to its high carrier mobility, tunable bandgap, and excellent air stability. In this work, we report a scalable liquid-phase-precursor-assisted chemical vapor deposition (CVD) strategy for the large-scale growth of high-uniformity, thickness-tunable 2D PdSe 2 films. By precisely controlling precursor concentration and spin-coating speed, we achieve fine modulation of electronic properties including bandgap, work function, and band alignment. The as-grown films exhibit excellent device performance across multiple platforms: arrayed field-effect transistors (FETs) demonstrate intrinsic bipolar transport with electron mobilities up to 30 cm 2 ·V −1 ·s −1 and stable on/off ratios; broadband photodetectors show high responsivity (up to 102.2 A·W −1 ) and detectivity (∼10 9 Jones); and flexible artificial synapses deliver exceptional linearity ( R 2  = 0.995), mechanical robustness, and up to 83.26 % recognition accuracy on the MNIST dataset. This work offers a unified approach that links growth-process engineering with functional device performance, paving the way for large-scale applications of 2D PdSe 2 in neuromorphic and flexible optoelectronics.

Bio-Inspired Retina by Regulating Ion-Confined Transport in Hydrogels

Hongjie Zhang,Song Wang,Li Wang,Shengke Li,Haowen Liu,Xinyi Zhu,Yuanxia Chen,Guoheng Xu,Mingming Zhang,Quanying Liu,Ruibing Wang,Kai Xiao

The effective and precise processing of visual information by the human eye primarily relies on the diverse contrasting functions achieved through synaptic regulation of ion transport in the retina. Developing a bio-inspired retina that uses ions as information carriers can more accurately replicate retina's natural signal processing capabilities, enabling high-performance machine vision. Herein, an ion-confined transport strategy is proposed to construct a bio-inspired retina by developing artificial synapses with inhibitory and excitatory contrasting functions. By fine-tuning the ionic hydrogel structures to control ion transport across the heterogeneous interfaces, inhibitory and excitatory synapses are realized to negatively or positively modulate the optical signal. The integration of these synapses facilitates advanced tasks such as image recognition and motion analysis. Moreover, as a proof of concept, guiding robot vehicles to perform path planning is demonstrated. This work offers a new idea for constructing the bio-inspired retina by precisely regulating ion transport, allowing it to reach a level closer to the biological retina.

Efficient two-terminal artificial synapse based on a network of functionalized conducting polymer nanowires

Chunli Jiang,Yu Zhang,Bobo Tian,Chunhua Luo,Ni Zhong,Jianlu Wang,Xiangjian Meng,Hui Peng,Chun-Gang Duan,Junhao Chu

Artificial synaptic devices are the hardware basis of highly efficient neuromorphic networks with low energy consumption. Great challenges still remain in this research field, like improving the response speed, reducing the energy consumption, and exploring new materials and working principles. In this work, we synthesize a new terthiophene monomer functionalized with a conjugated acrylic acid group (MTAA). The electropolymerization of MTAA results in the formation of a three-dimensional network of conducting polymer nanowires (PMTAA). Based on this nanowire network, a two-terminal artificial synaptic device with multilevel conductance states is fabricated. The device is successfully used to emulate important biological synaptic functions, including paired-pulse facilitation (PPF), spike rate-dependent plasticity (SRDP) and spike timing-dependent plasticity (STDP). The carboxyl groups in the polymer provide a possible way to fast neutralize the positively charged polymer backbone during the oxidation process, which results in the fast response of the device to electrical pulses with an ultralow energy consumption of 6.9 fJ per synaptic event.

3D-Printed Intrinsically Stretchable Organic Electrochemical Synaptic Transistor Array

Xiaohong Li,Ran Bi,Xingcheng Ou,Songjia Han,Yu Sheng,Guoliang Chen,Zhuang Xie,Chuan Liu,Wan Yue,Yan Wang,Weijie Hu,Shuang-Zhuang Guo

Organic electrochemical transistors (OECTs) for skin-like bioelectronics require mechanical stretchability, softness, and cost-effective large-scale manufacturing. However, developing intrinsically stretchable OECTs using a simple and fast-response technique is challenging due to limitations in functional materials, substrate wettability, and integrated processing of multiple materials. In this regard, we propose a fabrication method devised by combining the preparation of a microstructured hydrophilic substrate, multi-material printing of functional inks with varying viscosities, and optimization of the device channel geometries. The resulting intrinsically stretchable OECT array with synaptic properties was successfully manufactured. These devices demonstrated high transconductance (22.5 mS), excellent mechanical softness (Young’s modulus ∼ 2.2 MPa), and stretchability (∼30%). Notably, the device also exhibited artificial synapse functionality, mimicking the biological synapse with features such as paired-pulse depression, short-term plasticity, and long-term plasticity. This study showcases a promising strategy for fabricating intrinsically stretchable OECTs and provides valuable insights for the development of brain-computer interfaces.

Brain-like optoelectronic artificial synapses with ultralow energy consumption based on MXene floating-gates for emotion recognition

Yixin Cao,Chun Zhao,Tianshi Zhao,Yi Sun,Zhengjun Liu,Xianyao Li,Li Yin,Jiangmin Gu,Hao Ren,Xianwei Geng,Jian Yao,Lixing Kang

In the new generation of brain-like optoelectronic visual signal processing and artificial perception systems, floating-gate artificial synaptic devices based on two-dimensional materials represent a feasible route. However, the traditional optoelectronic floating-gate artificial synapse is hindered from further development due to complicated processes, such as the need to fabricate additional tunneling layers and photoresponsive layers. Here, an optoelectronic artificial synapse device based on an MXene floating-gate is fabricated. The self-grown TiO2 layer on the ‘111’ surface of MXene is a natural tunneling layer, enhancing the optical response intensity and memory time of postsynaptic currents. The device responds to photoelectric pulses and simulates basic synaptic properties, including excitatory postsynaptic current, paired-pulse facilitation, and short-term/long-term plasticity. In addition, the neural network based on the properties of the device was used to simulate the process of recognizing and classifying objects in the brain after receiving visual signals. Most importantly, as a proof of concept, simulation analyzes the brain wave signals when the brain receives different external stimuli and identifies the subject's mood by classifying the signals. These results indicate that the optoelectronic artificial synapse based on an MXene floating-gate is promising in the application of next-generation brain-like artificial synapse neuromorphic devices.

Y.X. Cao,C. Zhao,Z.J. Liu,X.P. Chen,I.Z. Mitrovic,Y.N. Liu,L. Yang,H. van Zalinge,C.Z. Zhao

The ability to simulate biological neurobehavior with electronic devices has now attracted widespread attention. In the past few decades, people have tried a variety of device structures to simulate biological synaptic functions. Due to floating gate thin-film transistors' robust charge blocking and the existence of the tunneling layer, the trapped charge can be stored in a non-volatile manner, which has been considered one of the most suitable device structures for manufacturing artificial synapses. In this work, a photoelectric-stimulated artificial synaptic thin-film transistor was proposed. The MXene and self-assembled titanium dioxide on the surface serves as the floating gate layer and the tunneling layer, respectively. Moreover, the typical synaptic behaviors of synaptic transistors, such as excitatory postsynaptic current and paired-pulse facilitation, have been proven through electrical and optical pulse tests. Finally, through the simulation based on Butterworth's high-pass filter, the input images could be successfully sharpened. The characteristics of these photoelectric synapses reveal the huge potential of this device in neuromorphic vision applications. This work provides a very feasible solution for the application of artificial synaptic devices to image processing and recognition.

Fully photon modulated heterostructure for neuromorphic computing

Huilin Li,Xiantao Jiang,Wenbin Ye,Han Zhang,Li Zhou,Feng Zhang,Donghong She,Ye Zhou,Su-Ting Han

Neuromorphic computing has attracted great attention to mimic the brain functions of perception, learning and memory, which are considered to overcome the von Neumann bottleneck. Here, we developed a novel neuromorphic device based on the ZnO/PbS hybrid heterostructure in order to emulate the bio-synaptic activities in the fully photon modulated mode. Owing to regulation of the conduction state, the excitatory and inhibitory activities have been emulated with the excitation of long-wavelength and short-wavelength photons in the ZnO/PbS neuromorphic device. Excitatory plasticity can be mimicked with the UV light, and IR light induces the inhibitory effect. Furthermore, other synapse functions have also been emulated in these modes, including long-term plasticity, short-term plasticity, paired-pulse facilitation/depression, spike-rate-dependent plasticity, etc. Meanwhile, an artificial neural network has been simulated based on the synaptic plasticity of the excitatory and inhibitory effect in the fully photon modulation, and recognition rates up to 67 ± 6% can be achieved to distinguish the letter images. Our multifunctional artificial synapse based on the fully photon stimulation can open up a new and efficient way for constructing neuromorphic systems .

Zeng Jianhua,Zhao Junqing,Bu Tianzhao,Liu Guoxu,Qi Youchao,Zhou Han,Dong Sicheng,Zhang Chi

A flexible tribotronic artificial synapse with bioinspired neurosensory behaviour was demonstrated, which establishes an active interaction mechanism with the environment. The device can well exhibit tuneable synaptic behaviours by changing the mechanical input modes, including excitatory postsynaptic current, paired-pulse facilitation, and the hierarchical memorial process. The device has excellent mechanical flexibility that can exhibit stable synaptic functions even under strain conditions with a bending radius of 20 mm after 1000 bending cycles.
