Oriented Growth of BiOCl High-κ Dielectrics for Pristine Van der Waals Electronics

Jun Xu,Kejie Guan,Fuqin Sun,Yingyi Wang,Xiaoshuang Gou,Lin Liu,Yang Xia,Weifan Zhou,Cheng Zhang,Ting Zhang,Xiaowei Wang

High-κ dielectric materials are pivotal for next-generation two-dimensional (2D) electronics. However, integrating high-κ dielectrics with 2D semiconductors remains challenging in terms of simultaneously achieving superior dielectric properties and high-quality interfaces. Here, we demonstrate that ultrathin bismuth oxychloride (BiOCl) crystals grown by chemical vapor deposition (CVD) can serve as excellent gate dielectrics, showing a high dielectric constant (>40) and a wide bandgap (∼3.9 eV). Remarkably, the CVD growth mode of BiOCl can be regulated from horizontal to vertical orientation by tuning nucleation rates, enabling residue-free dry transfer for pristine device integration. Top-gated BiOCl/MoS 2 field-effect transistors exhibit a high on/off ratio exceeding 10 8 , a near-ideal subthreshold swing of 61.2 mV/dec, minimal gate leakage currents of 10 −8 A/cm 2 , and nearly zero hysteresis. This reliable approach to integrating ultrathin single-crystalline high-κ dielectrics paves the way for realizing the full theoretical performance of 2D electronics.

Chirality Engineering of BiOCl/BiOBr Hybrid Photocatalysts for Polarized-Photon-Selective Chiral Catalysis

Shengshi Fan,Jun Li,Bing Ni,Yaxin Cao,Shenli Wang,Chao Xue,Wenxin Niu,Kwok-Yin Wong,Guangchao Zheng

The inability to achieve the selective recognition of specific chiral molecules or polarized photons has significantly hindered the application of conventional photocatalysts in asymmetric synthesis. To address this challenge, we have designed and synthesized discrete chiral BiOCl/BiOBr hybrid semiconductors with multilevel chirality, ranging from atomic-scale lattice distortion to microscale fan-blade-like plates and geometrically chiral superstructures. These hierarchically chiral semiconductors enable the polarization-dependent photodegradation of chiral tetracycline (TC) molecules. Under dark conditions, the L-BiOCl/BiOBr hybrids exhibit stronger adsorption for TC than their D counterparts, which can be attributed to conformational energy differences. Strikingly, under right-, left-, and linearly polarized light (RCP, LCP, and LP), the L-hybrids achieve TC degradation rates that are 19.3, 12.0, and 3.3 times higher, respectively, than those of the achiral reference. A similar polarization-dependent trend is observed for the D-hybrids. Combined DFT simulations and circularly polarized photocurrent measurements confirm that this photon-selective asymmetric catalysis originates from the synergistic interplay of an atomic-level chiral structure, polarized-light response, and spin-polarized charge separation. Moreover, L-BiOBC0.33 and D-BiOBC0.33 exhibit the same polarized photon-selective chiral catalytic behavior toward the degradation of chiral ofloxacin. This work establishes a paradigm for designing efficient chiral photocatalysts with hierarchical chirality, providing a route for tailoring nanomaterials for selective light–matter interactions and spin-polarized catalysis, with potential applications in chiral synthesis and chiral nanophotonics.

Mg-doped BiOCl/BiOIO3 Z-scheme heterojunction for efficient photocatalytic degradation of antibiotics

Bing Xie,Mengyuan Gao,Haoran Zhang,Haifa Zhai,Yumin Liu,Gongke Wang

Photocatalyst-based degradation of antibiotic pollutants is recognized as a promising strategy for wastewater treatment and solar energy conversion and utilization. The hydrothermal-ultrasound synthesized Mg-doped BiOCl/BiOIO 3 heterojunction (MBB) exhibits superior light-driven tetracycline (TC) degradation, achieving 87.69% removal in 60 min and outperforming pristine BiOCl and BiOIO 3 by 2.1- and 1.5-fold, enabled by band matching that suppresses charge recombination and improves carrier separation. Radical-trapping experiments reveal •OH and •O 2 ⁻ as the dominant reactive species responsible for TC photodegradation. Photocurrent response, electrochemical impedance spectroscopy (EIS), and fluorescence spectroscopy (PL) tests confirm that the MBB heterostructure has a faster migration rate of photogenerated carriers and a lower charge recombination rate. DFT calculations reveal that Mg doping shrinks the bandgap of BiOCl and optimizes the energy band arrangement of the heterojunction, thereby enhancing the light absorption capability. After five cycles, the MBB-0.2 (Mg-BiOCl/BiOIO 3 mass ratio 1:0.2) sample retains 76% degradation efficiency, without significant changes in phase and morphology, highlighting its stability for practical water treatment. This study attains the optimization of various photocatalysts through strategic doping and the construction of heterojunction structures, thereby maximizing the utilization rate of solar energy, providing a new research approach for the development of efficient solar conversion systems.

Bi2Sn2O7/BiOCl heterojunction photocatalysis for hydroxyl radical generation and inactivation of marine microorganisms

Wang Wenxue,Zhan Su,Liu Canwen,Zhou Lin,Zhou Feng

To address the issue of high electron–hole recombination rate in conventional catalysts used for the photocatalytic treatment of ballast water, this work designed and synthesized a Bi 2 Sn 2 O 7 /BiOCl heterojunction photocatalyst via a simple hydrothermal method. After 30 min of simulated sunlight irradiation, it exhibited outstanding inactivation efficiency against marine bacteria. The Bi 2 Sn 2 O 7 /BiOCl-0.6 heterojunction achieved an inactivation efficiency of up to 92%, 2.4 times higher than that of pure Bi 2 Sn 2 O 7 . Performance experiments and electrochemical analysis demonstrate that the heterojunction optimizes electron transfer pathways, enhances electron–hole separation efficiency, and promotes the generation of hydroxyl radicals, thereby significantly improving photocatalytic performance. This study offers novel insights for developing highly efficient photocatalytic ballast water treatment materials suitable for complex marine environments. Graphical abstract

In-situ construction of oxygen-deficient BiOCl/Bi2O2CO3 heterojunction photocatalyst for antibiotic treatment

Amin Jv,Yufei Zhang,Tianyi Yang,Bo Feng,Tao Sun,Xingjing Zhang,Lijing Wang,Renquan Guan,Chunbo Liu

Antibiotic pollution has been shown to cause water and soil contamination, leading to the development of multi-drug-resistant bacteria, which in turn affects human health. Photocatalytic degradation of antibiotics is a well-established green technology. In this paper, an oxygen-deficient BiOCl/Bi 2 O 2 CO 3 heterojunction photocatalyst was designed, synthesised and characterised. The experimental results showed that the BiOCl/Bi 2 O 2 CO 3 composite catalyst synergized with PMS for the degradation of tetracycline at high concentration (40   mg·L -1 ) eliminated 80% of the antibiotic in only 60   min, and its main active radicals were ·OH and ·O 2 - . The intermediates of tetracycline degradation were detected by LC-MS and their toxicity was evaluated based on quantitative structure-effect relationship (QSAR). It was found that the TC toxicity was significantly reduced. In addition, BiOCl/Bi 2 O 2 CO 3 exhibited good stability in the cyclic operation of photocatalytic degradation of TC, showing its potential as an efficient photocatalyst. The in-situ construction of BiOCl/Bi 2 O 2 CO 3 heterojunctions as well as the formation of oxygen defects facilitated the effective separation of photogenerated carriers, which led to the improvement of photocatalytic performance. The catalytic degradation mechanism of TC was also explored. This study provides an idea for the construction of stable and efficient Bi-based heterojunction photocatalysts with oxygen defects.

Precisely control interface OVs concentration for enhance 0D/2D Bi2O2CO3/BiOCl photocatalytic performance

Weidong Hou,Haiming Xu,Yujie Cai,Zhongwei Zou,Dongya Li,Dongsheng Xia

Enhancing the separation and migration efficiency of the photo-induced carriers is an appealing strategy to augment the photocatalytic performance. Herein, 0D/2D Bi 2 O 2 CO 3 /BiOCl heterojunction with rich interface oxygen vacancy (OVs) was successfully fabricated by in-situ ion exchange avenue using sodium citrate as CO 3 2− source. Multiple characterizations reveal that BOBl can degrade 84% tetracycline hydrochloride (TC) in 60 min, which is 6.4 and 6.0 fold higher than that of BiOCl and Bi 2 O 2 CO 3 , respectively. Moreover, further research found that the impressive activity of 0D/2D Bi 2 O 2 CO 3 /BiOCl emanates from the large surface area and the polishing separation and migration efficiency of the photo-generated carriers induced by the reasonable interface OVs concentration. Additionally, the OVs concentration of Bi 2 O 2 CO 3 , BiOCl and interface in 0D/2D Bi 2 O 2 CO 3 /BiOCl composites were estimated based on Raman and ESR techniques. This work not only provides a novel avenue to identify the components OVs concentration in heterostructure, but also offers a new ideal to ameliorate photocatalytic performance through interfacial defect engineering.

PCN/BiOCl Polymer-Based Heterojunction with Rich Chlorine Defects for Photocatalytic Amine Oxidation

Guichuan Xu,Zhuhan Wang,Yefeng Chen,Li Qin,Limei Zhou

Porous carbon nitride/bismuth oxychloride (PCN/BiOCl-x) polymer-based heterojunction photocatalysts were successfully synthesized via a simple in situ hydrothermal method. A PCN/BiOCl heterojunction with rich chlorine defects is prepared by adjusting the chlorine content of the BiOCl unit in the heterojunction by changing the solvent. The as-prepared catalysts were characterized via BET, SEM, TEM, XRD, XPS and optical testing, and they were used for a photocatalytic amine oxidation reaction. The results indicated that the catalytic performance of the PCN/BiOCl heterojunction was significantly enhanced due to the rich chlorine vacancies in the samples. The enhanced catalytic activity may be attributed to the Z-scheme heterojunction, abundant chlorine defects and large specific surface area. At the same time, the catalyst circulation experiment shows that the PCN/BiOCl heterojunction has good circulation performance. Keywords:chlorine vacancy;Z-scheme heterojunction;amine oxidation;polymer-based;photocatalysis

Simultaneous evaporation and decontamination of water on a novel membrane under simulated solar light irradiation

Zhao Gao,Hanpei Yang,Jingwei Li,Li Kang,Lina Wang,Junming Wu,Song Guo

Construction of semiconductor-based membranes accommodates new routes for photothermal conversion and in-situ decomposing of pollutants in solar light-driven evaporation. In this work, a novel photocatalyst composed of MoO 3- x , BiOCl, and carbon nanotubes was surficial deposited on cellulose acetate membrane. High capillary pressure (∼600 kPa) guaranteed an effective capillary rise of water from hydrophilic membrane matrix. The water was extruded into ultra-fine droplets with a saturation vapor pressure as high as ∼1.75 × 10 5  Pa and a heat flux as much as ∼2.11 × 10 −3 W mm −2 . Moreover, the top-surficial film can harvest sufficient solar photons to generate charge carries, and the surface temperature of membrane can quickly increase to higher than 50 °C by thermalization through carriers relaxation, transference, and recombination on specific sites. Simultaneously, pollutants in water are efficiently decomposed by effectively separated charge carriers on designed spots. Synergistically, a steam generation rate of ∼7.75 kg m −2  h −1 was acquired and an almost complete removal of RhB and toluene was achieved.

Construction of a 2D lamellar membrane for a combination of photocatalytic hydrogen evolution and photothermal water evaporation

Weiming Zhou,Hongqiang Huang,Yiting Wu,Jun Wang,Yusuke Yamauchi,Jeonghun Kim,Sameh M. Osman,Xingtao Xu,Liwei Wang,Chong Wang,Zhanhui Yuan

Solar energy can help solve the energy and water shortage crisis. Developing a single material that can exhibit both photocatalytic hydrogen evolution (PHE) and photothermal water evaporation (PWE) represents a new concept to simultaneously realize green energy and fresh water supply. In this study, a series of 2D lamellar membranes (2DLMs) based on a conventional semiconductor BiOCl nanosheet was designed as an ensemble, and its combined application for PHE and PWE was explored, in which cellulose nanofibers (CNFs), carbon nanotubes (CNTs), and a self-assembly of CNF@CNT were also used. The PHE and PWE efficiencies are closely related to the conversion of solar energy and the state of the water molecules. Owing to the high light-to-thermal conversion, enhanced water transfer, and the low evaporation enthalpy of confined water, a composite made of BiOCl and CNF@CNT 2DLM (BOC-CNF@CNT) could rapidly reach a surface temperature of 46.6 °C, with its PWE rate reaching up to 2.05 kg·m −2 ·h −1 . Moreover, owing to the high photogenerated carrier transport, strong photothermal effect, and the action of confined water, the PHE rate of BOC-CNF@CNT is 1.99-fold that of the composite made of BiOCl and CNF 2DLM (BOC-CNF) and 1.42-fold that of the composite made of BiOCl and CNT 2DLM (BOC-CNT). This work provides a new and effective strategy for a comprehensive utilization of solar energy to simultaneously produce clean hydrogen and fresh water.

Modulation of bismuth vacancies on BiOCl surface by tungsten doping for photocatalytic nitrogen reduction

Chundong Liu,Yulong Xiang,Xiaoli Dong,Yu Wang,Jialin Niu,Nan Zheng

Photocatalytic nitrogen (N 2 ) reduction reaction for solar energy conversion encounters considerable challenges due to the inadequate performance of semiconductor photocatalysts. The role of metal cation vacancies in photocatalytic nitrogen fixation is rarely explored. Here, we report a facile strategy to construct BiOCl nanosheets with tunable Bi-vacancy via tungsten doping. W-doped energy levels and Bi vacancies (V Bi ) can effectively tune the energy band structure of BiOCl, thereby broadening the range of light absorption and enhancing carrier transport. Density functional theory (DFT) calculation results reveal that the doped W 6+ can act as the main activation sites of nitrogen for N≡N elongation, and the Bi vacancies are the main adsorption sites with the strongest nitrogen adsorption energy. This results in the formation of dual active sites for nitrogen adsorption and activation. W-BiOCl-2 showed excellent nitrogen fixation efficiency of 1016.6 μmol h −1 g −1 , which was 2.6 times higher than that of pristine BiOCl without any sacrificial agents. This study provides a promising strategy for the design of high-performance photocatalytic N 2 fixation catalysts with multiple active sites.

Water-Assisted Growth of High-κ BiOCl Dielectric at Low-Temperature for 2D Transistors

Banglin Hu,Weiqi Li,Lei Tang,Zhengyang Cai,Caiting Liang,Xiaowei Wang,Lingan Kong,Huihui Han,Zhongchao Wei,Qijie Liang

While 2D high- κ dielectrics are promising for extending Moore's Law, their adoption is hindered by limited crystallinity, low dielectric constant, and high-temperature processing incompatible with back-end-of-line integration. To overcome these challenges, we developed a low-temperature (170°C) chemical vapor deposition technique to grow single-crystalline 2D bismuth oxychloride (BiOCl), achieving large-area flakes with an average edge length of 31.5 µm. The resulting BiOCl-based metal–insulator–metal devices exhibit a high dielectric constant of 16.9 and a high breakdown field of 11.2 MV cm −1 . When integrated as the gate dielectric in a back-gated MoS 2 field-effect transistor, BiOCl enables outstanding electrical performance: an on/off current ratio of 10 8 , a near-ideal subthreshold swing of 61 mV dec −1 , a low normalized hysteresis of 1.39 × 10 −2 V (MV cm −1 ) −1 at 0.04 V s −1 , a field-effect mobility of 17.9 cm 2 V −1 s −1 , and a low interface trap density of 5.82 × 10 10 cm −2 eV −1 . The devices also show robust stability, with no degradation in the on/off ratio and only a slight threshold voltage shift after 3 months. This work establishes 2D BiOCl as a leading high- κ dielectric candidate, offering a practical route to overcoming scaling limits and enabling next-generation low-power nanoelectronics.

Electrochemically derived nanoporous Bi from plasma-structured BiOCl for high-efficiency CO 2 electroreduction

Yaxin Xu,Zhongshuang Xu,Huanran Miao,Zhimao Yang,Chuncai Kong,Qikui Fan

Controlled phase evolution in catalytic architecture design remains challenging for selective CO2-to-formate conversion using non-precious metals. We present a sequential plasma-electrochemical strategy converting BiOCl precursors into nanoporous Bi networks. Plasma treatment of BiCl3-C yields metastable BiOCl with atomic disorder and mesopores; subsequent electrochemical activation reconstructs it into interconnected Bi nanoporous structures (20-50 nm pores) for efficient CO2 reduction. The catalyst affords 93.4% formate Faradaic efficiency at 300 mA cm -2 , >90% selectivity over 100-500 mA cm -2 , and only 3.2% FE loss in 10 h-outperforming thermal Bi catalysts by ~13.3 points in retention. Operando spectroscopy and simulations show plasma-induced lattice distortions lower the reconstruction barrier, creating electric field-enhanced porous Bi that concentrates K + and stabilizes *OCHO -, promoting formate while suppressing HER. This work establishes a paradigm for metastable electrocatalyst design via coupled non-equilibrium synthesis and electrochemical reconstruction, enabling scalable CO2 conversion at industrially relevant currents.2
