Two-dimentional semiconductors have shown potential applications in multi-bridge channel field-effect transistors (MBC-FETs) and complementary field-effect transistors (C-FETs) due to their atomic thickness, stackability, and excellent electrical properties. However, the exploration of MBC-FET and C-FET based on large-scale 2D semiconductors is still lacking. Here, based on a reliable vertical stacking of wafer-scale 2D semiconductors, large-scale MBC-FETs and C-FETs using n-type MoS 2 and p-type MoTe 2 are successfully fabricated. The drive current of an MBC-FET with two layers of MoS 2 channel (20 µm/10 µm) is up to 60 µA under 1 V bias. Compared with the single-gate MoS 2 FET, the carrier mobility of MBC-FET is 2.3 times higher and the sub-threshold swing is 70% smaller. Furthermore, NAND and NOR logic circuits are also constructed based on two vertically stacked MoS 2 channels. Then, C-FET arrays are fabricated by 3D integrating n-type MoS 2 FET and p-type MoTe 2 FET, which exhibit a voltage gain of 7 V/V when V DD = 4 V. In addition, this C-FET device can directly convert light signals to an electrical digital signal within a single device. The demonstration of MBC-FET and C-FET based on large-scale 2D semiconductors will promote the application of 2D semiconductors in next-generation circuits.

Molybdenum disulfide (MoS 2 ), as a classic two-dimensional material, is limited in applications with its relatively poor conductivity and chemical instability due to its single morphology/phase structure in electrocatalytic activity and specific capacitance . Moreover, up to date, it is still an open area in establishing cost-effective approaches to fabricate exotic MoS 2 nanostructures with desired morphology and phase component for exhibiting excellent performance in energy conversion and storage . Herein, only using extremely ordinary sources of molybdenum and sulfur and a simple one-pot hydrothermal method , we efficiently and economically synthesized two types of stable MoS 2 nanostructures with a certain percentage of the metastable metallic (1T) phase, i.e., spherical nanoflowers (SNF) and random nanosheets (RNS). Both SNF–MoS 2 and RNS-MoS 2 exhibited excellent electrocatalytic activity for hydrogen evolution reaction with ultra-high stability and high specific capacitance. These remarkable properties are due to the dramatically increased number of active sites in these unique nanostructures and their enhanced electric conductivities due to the metallic 1T phase. Furthermore, when these two types of nanostructures are physical decorated with carbon black, their electrocatalysis is further enhanced. Our findings offer an economical approach to fabricate stable MoS 2 -based nanomaterials for practical applications with highly efficient energy conversion and energy storage.

Two-dimensional transition metal dichalcogenides represent a highly attractive platform for the development of valleytronic devices due to their unique spin-valley properties. Herein, a plasma-assisted interfacial engineering is proposed to enhance valley polarization and valley splitting in MoS 2 /AlN heterostructure by modifying the surface configurations of AlN substrates. The experimental results show that after the optimized N 2 -plasma treatment, the AlN surface becomes smoother with a decreased migration barrier, thereby facilitating the growth of high-quality MoS 2 . The valley splitting and degree of valley polarization in the optimal sample reach 7.96 meV (the corresponding Landé g factor is 19.6) and 33.8% at −7 T, which are 16.0- and 1.0-fold higher than those in the untreated MoS 2 /AlN heterostructure, respectively. Theoretical simulations indicate that the enhanced spin-valley properties are predominantly ascribed to the AlN surface magnetism induced by the hybridization of P z and P y orbitals of surface N and O atoms. This work opens a new avenue for manipulating spin-valley properties in 2D materials via interfacial engineering.

The distinctive mechanical and photothermal properties of Molybdenum sulfide (MoS2) have the potential for improving the functionality and utilization of silk products in various sectors. This paper reports on the preparation of regenerated silk fibroin/molybdenum disulfide (RSF/MoS2) nanoparticles hybrid fiber with different MoS2nanoparticles contents by wet spinning. The simulated sunlight test indicated that the temperature of 2 wt% RSF/MoS2nanoparticles hybrid fibers could rise from 20.0 °C to 81.0 °C in 1 min and 98.6 °C in 10 min, exhibiting good thermal stability. It was also demonstrated that fabrics made by manual blending portrayed excellent photothermal properties. The addition of MoS2nanoparticles could improve the toughness of hybrid fibers, which may be since the mixing of MoS2nanoparticles hindered the self-assembly of β-sheets in RSF solution in a concentration-dependent manner because RSF/MoS2nanoparticles hybrid fibers showed a lower β-sheet content, crystallinity, and smaller crystallite size. This study describes a new way of producing high toughness and photothermal properties fibers for multifunctional fibers’ applications.

Compared with the most studied monolayer MoS 2 , bilayer MoS 2 possesses many distinct fascinating physical properties and potential applications owing to interlayer interactions and structural symmetry. Here, bilayer MoS 2 domains with strict identical AB Bernal stacked order were controllably synthesized using chemical vapor deposition method. In addition, the electrostatic properties of bilayer MoS 2 were systematically investigated by multiple means of photoemission electron microscopy, electrostatic force microscopy, and kelvin probe force microscopy. We found that the work function of monolayer MoS 2 is homogeneous across single crystals and polycrystalline films except for grain boundaries. However, the work function of the Bernal stacked bilayer MoS 2 decreases by 50 ± 4 meV compared with that of monolayer MoS 2 due to the interlayer coupling and screening effects. The deeper understanding gained here on the electrostatic properties of the AB Bernal stacked bilayer MoS 2 should help in the creation of next-generation electronic and optoelectronic devices.

Molybdenum disulfide (MoS2) nanoflakes are widely used as nano-additives in oil for the excellent lubrication performance. However, the molecular mechanism of MoS2 nanoflakes in oil governing the friction properties remains elusive. In this study, MoS2 homojunctions were constructed by combining the fabricated MoS2 probe and MoS2 crystal with an atomic force microscope (AFM), and the superlubricity with an ultralow friction coefficient of approximately 0.003 at MoS2 homojunctions was attained after the formation of a confined oil layer, exhibiting a 67% reduction of the friction coefficient in comparison to that under a nitrogen atmosphere. The boundary slip of oil molecules on the MoS2 crystal with a small energy barrier was observed, causing the shear to occur at the interface of oil/MoS2 crystal with an extremely low shear strength, which contributes to the achievement of superlubricity. This boundary slip of oil molecules at MoS2 homojunctions can be extended to the macroscale for friction reduction, supplying a fundamental insight into the lubrication mechanism of MoS2 nanoflakes in oil, which has potential applications for designing an efficient lubrication system with nano-additives.

Precious metal nanoparticle composite two-dimensional materials have attracted widespread attention due to their excellent photothermal properties. A new method for selective modification of silver nanoparticles on atomic layered molybdenum disulfide (MoS 2 ) is presented. An Ag/MoS 2 composite structure is formed under the continuous irradiation of an 808 nm laser. The heat generated by the photothermal conversion of the MoS 2 nanosheets plays a major role in the growth of silver nanoparticles. The Ag/MoS 2 composite structure is analyzed via the combination of the absorption spectrum, scanning electron microscopy, particle size distribution, and Raman spectroscopy. The photothermal conversion can drive nanometer composite heterogeneous material growth.

The development of mobile communication technology and portable electronic devices inevitably leads to electromagnetic pollution. Constructing high-performance electromagnetic shielding materials with three-dimensional porous structures is an effective strategy to address this issue. Herein, composite melamine-formaldehyde (MF) foams with multilayer structures were developed via electrostatic self-assembly and cross-linking processes. In the synthesized composite foam, modified molybdenum disulfide (C-MoS2) and graphene (GP) that undergo electrostatic self-assembly are anchored to the foam skeleton via cross-linking of sodium alginate and calcium chloride, effectively preventing aggregation. Driven by interfacial polarization at the GP/C-MoS2 heterogeneous interfaces and conduction loss within the continuous network, the composite exhibits enhanced electromagnetic wave dissipation. In addition, the multilayered interface between GP and C-MoS2 nanosheets extends electromagnetic wave transmission paths via multiple reflections and scattering. The composite foam exhibits exceptional electromagnetic shielding performance, achieving an electromagnetic interference (EMI) shielding effectiveness (SE) of 49.6 dB and a specific shielding efficiency (SSE/t) exceeding 3500 dB cm2 g–1, complemented by an excellent compressive strength and thermal stability. This work demonstrates a viable strategy for designing multifunctional electromagnetic shielding materials.

Salt-assisted in situ synthesis strategy enables alkali metal doping and S vacancies in MoS 2 , yielding MoS 2 nanosheet HER catalysts. • The Li-MoS 2 achieves a low overpotential of 185 mV at 10 mA cm⁻ 2 , with a Tafel slope of 108 mV dec⁻ 1 , and long-term stability. • Alkali metal doping induces S vacancies and negative Mo 3 d shifts, boosting Mo surface electron density, H desorption, and HER activity. Designing highly active and stable two-dimensional transition metal disulfides electrocatalysts that can outperform Pt remains challenging due to the inert basal plane and poor electrical conductivity of pristine materials. Herein, we report a salt-assisted in situ synthesis that simultaneously achieves alkali metal doped (Li, Na, K) and high-density S vacancies during MoS 2 growth, thereby avoiding the lattice damage inherent to conventional post-treatment methods. Electrochemical measurements reveal that Li-doped MoS 2 (Li-MoS 2 ) exhibits markedly enhanced HER activity in acidic media, requiring an overpotential of only 185 mV to at a current density of 10 mA cm −2 , along with a Tafel slope of 108 mV dec −1 . Outperforming both pristine MoS 2 and Na-/K-doped counterparts under the same conditions, it also maintains excellent stability over 50 h. This work provides an economical, sustainable, and efficient synthetic route for defect engineering in two-dimensional catalysts. High–entropy sulfide (HES) benefits from multicomponent synergy and improved structural stability, single HES electrodes may still suffer from limited exposure of surface redox–active sites, insufficient electrochemically active interfaces, and restricted ion diffusion pathways. Here, a HES@MoS 2 heterojunction electrode material based on HES as the core was synthesized using a two–step hydrothermal method. The S/Mo source ratio was varied to regulate MoS 2 shell growth and mesoporous architecture. The combination of HES/MoS 2 heterointerface construction with MoS 2 nanosheet the electrochemically active interface and enhances energy storage density. The optimized sample (HES@MoS 2 –2), which was synthesized at an S/Mo source ratio of 4, exhibits excellent electrochemical performance, including good rate capability, fast reaction kinetics, low impedance, and a high specific capacitance of 1622.2 F g –1 at 0.5 A g –1 . Density functional theory (DFT) further suggests interfacial electronic coupling involving Mo d, transition–metal d, and S p states. The asymmetric supercapacitor device assembled from the material and carbon ball has an energy density of 132.1 Wh kg –1 at a power density of 375.6 W kg –1 and retains 88.1% of its initial capacitance after 10,000 cycles. This study combines HES/MoS 2 interface construction with regulation of the nanosheet shell to improve electrolyte accessibility and electrochemical performance of HES–based electrodes. The construction of Z-scheme heterojunctions is regarded as one of the most effective modification strategies for photocatalysts. However, how to improve the interfacial charge transfer efficiency to further enhance the photocatalytic activity remains an urgent issue to be addressed. In this study, sulfur vacancy-enriched ZnIn2S4/MoS2Z-scheme heterojunctions (V-ZIS/MS) containing interfacial Mo-S bonds was successfully synthesized using a hydrothermal method. The V-ZIS/2%MS showed the highest hydrogen evolution rate, achieving 19.21 ± 0.78 mmol·g−1·h−1under visible light and 112.89 ± 10.98 mmol·g−1·h−1under full-spectrum illumination, which are 5.07 and 4.41 times higher than ZIS (3.79 ± 0.79 mmol·g−1·h−1) and V-ZIS (4.36 ± 0.98 mmol·g−1·h−1) under visible light, respectively, outperforming most reported ZIS-based photocatalysts. This is because the composite of V-ZIS and MS enhanced its light absorption performance. More importantly, the formation of Mo-S bonds at the V-ZIS/MoS2interface facilitated efficient charge transfer and reduced interfacial resistance, leading to significantly improved photocatalytic activity. Cycling experiments further demonstrate that V-ZIS/2%MS exhibits considerable photocatalytic stability. X-ray diffraction analysis before and after the reaction further confirmed the structural stability of the catalyst. This work provides a certain reference for the preparation of high-performance ZIS-based photocatalysts.

Chevrel phase molybdenum sulfides (CP-Mo 6 S 8 ) have attracted considerable attention in catalysis and energy conversion owing to their unique electronic structures, open-framework channels, and remarkable electrochemical properties. Nevertheless, their practical implementation in the electrochemical hydrogen evolution reaction (HER) is significantly constrained by surface oxidation, which leads to diminished catalytic activity. To address this challenge, hierarchical Mo 6 S 8 @MoS 2 /carbon nanowires (C NWs) were designed in this study via a scalable electrospinning strategy combined with subsequent pyrolysis and in-situ vulcanization. The resulting nanostructure features Mo 6 S 8 nanoparticles encapsulated within rich MoS 2 nanosheets, which are supported by carbon nanowires. This architecture ensures the full functional expression of two types of molybdenum sulfides during catalysis while effectively preventing the surface oxidation of Mo 6 S 8 in air. Benefiting from this core-shell synergy, the optimized 250-Mo 6 S 8 @MoS 2 /C NWs exhibit outstanding HER performance, with a low overpotential of 181 mV at 10 mA cm −2 and a small Tafel slope of 37 mV dec −1 . Density functional theory (DFT) calculations reveal that the Mo 6 S 8 @MoS 2 heterostructure enables pronounced electronic interactions and an optimal hydrogen adsorption Gibbs free energy (ΔG H* ), explaining its excellent HER performance. This work establishes controlled oxidation and vulcanization as an effective route to efficient and robust electrocatalysts, opening new avenues for the development of cost-effective materials for energy applications.
