Trioctylphosphine accelerated growth of InP quantum dots at low temperature

Xinsu Zhang,Hao Lv,Weishuo Xing,Yanjun Li,Chong Geng,Shu Xu

Significant advance was realized on the economic synthesis of InP quantum dots (QDs) by using aminophosphines as phosphorus precursor. However, the low reaction activity and thermal degradation of aminophosphines bring severe difficulty for growth control of InP QDs. Here, we employed trioctylphosphine (TOP) as a surfactant to accelerate the growth of the InP QDs. The reaction mechanism study reveals that the TOP could form a reactive complex with indium halides that effectively accelerates the formation of InP monomer and reduces the demand for reaction temperature. On this basis, the effect of reaction temperature, precursors, and zinc halide additives on the growth of the TOP-InP QDs was explored. This strategy alleviates the difficulty in growth control of InP QDs and also benefits to the synthesis of luminescent InP/ZnS core–shell QDs within visible regime. A white-light emitting diode device was fabricated with the InP/ZnS QDs that demonstrates their application potential in light-emitting devices.

Polyethylenimine-Encapsulated InP-Based Quantum Dots for Living Cell Bioimaging

Yanmin Kuang,Yaru Chen,Yuanhong Chu,Luogang Xie,Chengzhou Zhao,Qingyi Xu,Jipeng Zhu,Lijun Guo

InP-based quantum dots (QDs) provide an environmentally friendly and feasible substitute for Cd-based QDs with comparable performance in biological applications. The high-quality InP-based QDs made currently with hydrophobic surface ligands are insoluble in aqueous solutions and limit their biomedical applications. Thus, phase transfer to aqueous solutions is crucial for their biological applications. Numerous studies mainly focus on the ligand exchange of QDs, while efficient polymer encapsulation methods are rarely mentioned. In this study, water-soluble InP-based QDs were prepared via a surface modification technique using alkylated polyethylenimine (PEI) as an amphiphilic polymer encapsulant. We have characterized the fundamental physical, chemical, and biological characteristics of water-soluble PEI-encapsulated InP/ZnSe/ZnS QDs (InP/ZnSe/ZnS@PEI). This encapsulation approach can preserve the inherent hydrophobic ligands on the surfaces of the QDs and realize the aqueous solubility. The InP/ZnSe/ZnS@PEI QDs retain their original photoluminescence quantum yield and photon emission characteristics of pristine QDs in organic solvents, ensuring an optimal performance. Furthermore, these water-soluble QDs show potential biocompatibility, low toxicity, and photostability. Notably, they were successfully employed to label HeLa, HepG2 liver cancer cells and HL-7702 healthy liver cells, exhibiting outstanding performance. These findings demonstrate that the InP/ZnSe/ZnS@PEI QDs can serve as a secure and nontoxic probe for bioimaging and other biological applications.

Bright Red InP Quantum Dots via Mild Surface Etching with LiPF6

Kai-Zheng Song,Shan-Ze Li,Feng-Lei Jiang

Eco-friendly indium phosphide (InP) quantum dots (QDs) with excellent optical properties are highly demanded for advanced display and lighting technologies. This work demonstrated a mild postsynthetic treatment method to enhance the optical properties of InP cores by utilizing lithium hexafluorophosphate (LiPF6) to remove POx– species from the core surfaces at nucleation temperature. This method avoided the use of toxic and corrosive hydrofluoric acid. The effects of LiPF6 dosage and treatment duration on the optical properties of InP cores were systematically investigated. After LiPF6 treatment, the photoluminescence quantum yield (PLQY) of the InP cores increased dramatically from <1 to 21%, with the removal of POx– species confirmed by XPS and FTIR analyses. Furthermore, the impact of LiPF6 introduction prior to shell coating on the properties of core–shell QDs with ZnSeS/ZnS shells was investigated. The introduction of LiPF6 induced a controlled emission red shift (from 614 to 620 nm) while dramatically boosting the PLQY from 62 to 90%. The fabricated light-emitting diode (LED), employing InP(F)/ZnSeS/ZnS QDs as color converters, achieved a maximum power efficiency of 1.11 lm W–1 with CIE coordinates of (0.702, 0.293). This work provides an efficient approach to optimize InP-based QDs for high-performance optoelectronic applications.

Electron confinement-enhanced green InP-based quantum dots for active-matrix LEDs displays

Guo Ning,He Ke,Li Hui,Li Tianchen,Li Fengmian,Feng Jiangang,He Zhiyuan,Jiang Lei,Wu Yuchen

The facet-selective growth of shells on green InP-based quantum dots result in their inferior electron confinement capabilities, posing a challenge for the realization of completely cadmium-free quantum dot light-emitting diode displays. Here, we develop a surface energy homogenization strategy based on ligand adsorption using n-octylamine and diphenylphosphine selenide, effectively suppressing selective growth of ZnSe on the InP (111) facet, resulting in strongly electron-confined InP/ZnSe/ZnS quantum dots with a quantum yield exceeding 92% and a full-width at half-maximum of 35 nm. The resulting quantum dot light-emitting diodes achieve a peak external quantum efficiency of 23.50% and a luminance exceeding 1.4 × 10 5  cd m -2 , with a 107.5-fold increase in device lifetime. Utilized asymmetric wettability-mediated assembly strategy, we achieved quantum dot arrays with an impressive resolution of 8460 PPI. Furthermore, integrating the quantum dots into an active-matrix LED display, we successfully demonstrate the display of both static and dynamic images.

Overcoming Exciton Quenching at the ZnMgO/InP Quantum Dot Interface for Stable LEDs

Rui Zhu,Jun Wang,Hui Li,Ruyi Luo,Junsheng Tan,Ning Guo,Jianpeng Ma,Wen Wen,Yuchen Wu,Lei Jiang,Jiangang Feng

Cadmium-free indium phosphide (InP) quantum dots (QDs) are promising emitters for environmentally benign next-generation light-emitting diodes (LEDs), yet their application is hindered by poor operational stability. This limitation arises from electron trapping and exciton quenching at the InP/ZnMgO interface, where delocalized electrons from InP QDs are readily captured by oxygen vacancies (O V ) in ZnMgO. Here, we demonstrate highly stable InP-based QD-LEDs by rationally passivating ZnMgO with organic fluoride ions (F − ). The strong binding affinity of F − effectively passivates O V sites and suppresses ion migration under electrical injections, thereby lowering defect density and mitigating nonradiative recombination at the interface. As a result, we achieve red InP QD-LEDs with a peak external quantum efficiency (EQE) of 25.35% and a maximum luminance of 137 464 cd m −2 . Remarkably, the T 95 operational lifetime at 1000 cd m −2 extends to 1504 h. Furthermore, InP QDs exhibit excellent compatibility with the micro-LED configuration, maintaining an EQE of 23.29% at a micropixel size of 2 µm. These results highlight a viable pathway toward efficient, stable, and environmentally benign InP-based micro-LEDs for next-generation near-eye displays.

Biomaufacturing of ethylene is particularly important for modern society. Cyanobacterial cells are able to photosynthesize various valuable chemicals, a promising platform for next-generation biomanufacturing, and semiconductor-cyanobacterial hybrid system are capable of enhancing the solar-to-chemical conversion efficiency. Herein, the native ethylene-producing capability of a filamentous cyanobacterium Nostoc sphaeroides is confirmed experimentally. The self-assembly characteristic of N. sphaeroides is exploited to facilitate its interaction with InP nanomaterial, and the resulted biohybrid system gave rise to further elevated photosynthetic ethylene production. Based on chlorophyll fluorescence measurement and metabolic analysis, the InP nanomaterial augmented photosystem I activity and enhanced ethylene production metabolism of biohybrid cells is confirmed, the mechanism underlying material-cell energy transduction, as well as nanomaterial-modulated photosynthetic light and dark reactions are established. This work not only demonstrated the potential application of semiconductor-N. sphaeroides biohybrid system as a good platform for sustainable ethylene production, but also provided important reference for future studies to construct and optimize nano-cell biohybrid systems for efficient solar-driven valuable chemical production.

Synthesis of Deep Blue InP Quantum Dots via HF Etching for Light-Emitting Diodes

Wenda Zhang,Xijian Duan,Lei Chen,Kai Wang,Yujie Song,Weigao Wang,Xiao Wei Sun

Red, green, and sky-blue InP quantum dots (QDs) are currently bridging the gap with CdSe-based QDs in terms of the photoluminescence quantum yields (PLQY). However, the sensitivity of InP QDs to water and oxygen, coupled with the increased specific surface area of smaller pure-blue and deep-blue QDs, leads to diminished PLQY, consequently restricting the fabrication of highly efficient blue InP quantum dot light-emitting diodes (QLEDs). Here, high-temperature nucleation is utilized to produce highly crystalline InP cores, followed by low-temperature HF etching. This dual-treatment method simultaneously addresses surface phosphate defects and diminishes QD size, ultimately yielding pure-blue InP QDs with a PLQY of 73% at 466 nm and deep-blue InP QDs with a PLQY of 52% at 451 nm. Notably, by fine-tuning the HF dosage, 421 nm deep-blue InP QDs, representing the shortest wavelength to date, were successfully prepared. Additionally, enhancing carrier injection efficiency was achieved by replacing long-chain 1-dodecanethiol (DDT) ligands with short-chain 1-octanethiol (OT) ligands through ligand exchange. QLEDs exhibited an external quantum efficiency of 0.8% with an emission wavelength of 468 nm, providing a perspective for the fabrication of InP blue QLEDs via this etching technique.

Zinc ions modified InP quantum dots for enhanced photocatalytic hydrogen evolution from hydrogen sulfide

Shan Yu,Zhanghui Xie,Maoxia Ran,Fan Wu,Yunqian Zhong,Meng Dan,Ying Zhou

Through direct addition of inorganic zinc ions into the solution of indium phosphide quantum dots (InP QDs) at ambient environment, we here present a facile but effective method to modify InP QDs for photocatalytic hydrogen evolution from hydrogen sulfide (H 2 S). X-ray diffraction patterns and transmission electron microscopic images demonstrate that zinc ions have no significant influence on the crystal structure and morphology of InP QDs, while X-ray photoemission spectra and UV–Vis diffuse and reflectance spectra indicate that zinc ions mainly adsorbed on the surface of InP QDs. Photocatalytic results show the average hydrogen evolution rate has been enhanced to 2.9 times after modification and H 2 S has indeed involves in the hydrogen evolution process. Steady-state and transient photoluminescence spectra prove that zinc ions could effectively eliminate the surface traps on InP QDs, which is crucial to suppress the recombination of charge carriers. In addition, the electrostatic interaction between zinc ions and the surface sulfide from InP QDs could mitigate the repulsion between QDs and sulfide/hydrosulfide, which may promote the surface oxidative reaction during photocatalysis. This work avoids the traditional harsh and complicated operations required for surface passivation of QDs, which offers a convenient way for optimization of QDs in photocatalysis.

Improved luminescent InP/ZnS quantum dots by ZnF2 assisted one-pot aminophosphine synthesis strategy

Liming Wei,Jinyu Ye,Xiongtu Zhou,Tailiang Guo,Chunfeng Ren,Qun Yan,Yongai Zhang,Chaoxing Wu

Indium phosphide (InP) Quantum dots (QDs) are becoming one of the most favorable alternatives of cadmium-based QDs in view of their heavy metal-free and tunable luminescence. However, the photoluminescence performances of InP QDs still remain to be improved especially for the aminophosphine based synthesis method. In this work, we present a one-pot synthesis route of InP/ZnS red QDs based on tris(dimethylamino)phosphine (DMP) phosphorus precursor by using ZnF 2 to generate HF and F ions in situ for the elimination of surface oxidative layer of InP cores and the passivation of indium dangling bonds. The synthesis conditions in terms of ZnF 2 concentration, reaction temperature and growth time, were further investigated in order to obtain an optimization of fluorescence properties of InP QDs. It is found that the PL QY of both InP and InP/ZnS QDs are significantly improved by the ZnF 2 additive. The PL QY of ∼16.4%, FWHM of 50 nm for pristine InP QDs and PL QY of ∼73%, emission peak of 628 nm, FWHM of 55 nm for ZnS shelled InP QDs can be obtained when the ratio of ZnF 2 to ZnCl 2 , reaction temperature and growth time are 1:1, 200 °C and 40 min, respectively. Compared with the InP/ZnS QDs synthesized without ZnF2 treatment (55% PL QY, 611 nm emission peak, 62 nm FWHM), the PL QY is increased by 32.7%.

Surface fluorination treated indium-based quantum dots as a nonlinear saturable absorber for a passive Q-switched 1.0 μm laser

Xiaoli Zhang,Yajun Lou,Lei Hu,Weijia Duan,Guojie Chen,Bingfeng Fan,Weiren Zhao,Xinhai Zhang

InP-based quantum dots (QDs) have attracted considerable interest in the optoelectronic field owing to their favorable properties. However, to date, the nonlinear optical properties and ultrafast photonics applications of InP-based QDs have rarely been explored. In this study, InP/ZnSe/ZnS QDs with surface fluorination treatment (InP-HF) have been fabricated. Consequently, the nonlinear saturable absorption properties of such InP-HF QDs with surface modification are explored by realizing a modulation depth of 3.27% and a saturable intensity of 1.10 MW cm−2. We report on the passive Q-switching of a diode-pumped Nd:YVO4 near-infrared laser at 1064 nm (∼1.0 μm) using InP-HF QDs as a SA. At this wavelength, the threshold of pump power is as low as 1 W, and the maximum average output power and the shortest pulse widths are 2.5 W and 178 ns, respectively. The laser results suggest that surface fluorination treated InP-HF QDs could be very promising for generating ultrashort pulse visible lasers.

Morphology Control of Green InP/ZnSe/ZnS Quantum Dots and Application in X-ray Imaging

Fan Shi,Shuangyi Yuan,Ranran Hu,Hang Xiao,Shaolu Zhang,Chenyang Wang,Xiangtong Zhang,Huaibin Shen

Indium phosphide (InP)-based quantum dots (QDs) have emerged as a promising alternative to cadmium-containing QDs for photonic applications. Nonetheless, the evolution of the synthesis chemistry for InP-based QDs poses a significant challenge, particularly with regard to morphological control. This study demonstrates efficient morphological control of square and spherical green-emissive InP/ZnSe/ZnS QDs. The formation of square-shaped QDs is attributed to the fluoride-induced suppression of {111} facet growth, which promotes shell growth along the {100} facets. Conversely, spherical QDs emerge owing to weak suppression of {111} facet growth. The fluoride is derived from the reaction between ZnF2 powder and oleic acid. It has been demonstrated that coordination between TOP and oleic acid effectively impedes this reaction. Beyond photoluminescence, the QDs exhibit strong and narrow radioluminescence (RL) at 565 nm with a full width at half maximum (FWHM) of 42 nm under X-ray excitation with a light yield of 4.2 × 103 photons/MeV. A QD X-ray imaging film was demonstrated to successfully visualize the internal components of opaque objects. This work demonstrates a ligand-mediated strategy for the morphological control of InP-based QDs and highlights their potential for X-ray imaging.

Dual-functional Cr3+-doped InP quantum dots with pure blue emission and room-temperature ferromagnetism

Maoyuan Huang,Haiyang Li,Jie Zhao,Bo Tan,Shiliang Mei,Wanlu Zhang,Pengfei Tian,Ruiqian Guo

Indium phosphide (InP) quantum dots (QDs) have gained global research focus owing to their eco-friendly properties and outstanding optical characteristics. However, blue emission of InP QDs has made slow progress owing to surface defects and lattice mismatch between core and shell. Meanwhile, the ferromagnetism of traditional dilute magnetic semiconductors (DMSs) is limited by insufficient Curie temperature, failing to meet practical applications. Herein, we report Cr 3+ -doped InP/ZnS QDs with dual functions of pure blue emission and room-temperature ferromagnetism. By using hot injection method, Cr 3+ ions are precisely embedded into the core-shell interface of QDs, effectively passivating the surface defects of the InP cores. This approach enables the fabrication of pure blue-emitting QDs with an emission of 471 nm, a photoluminescence quantum yield (PLQY) of 52%, and a full width at half maximum (FWHM) of 46 nm. Through the dominance of ferromagnetic superexchange interaction, synergizing with the intrinsic strong local magnetic moment of Cr 3+ and quantum confinement effect, room-temperature ferromagnetism is achieved in InP-based QDs for the first time (Curie temperature above 350 K and maximum coercivity of 95.45 Oe). This work provides new materials for spintronic devices, and the Cr 3+ doping strategy also offers a reference for the opto-magnetic regulation of III-V QDs.
